Abstract:
Devices (e.g., optoelectronic devices such as solar cells and infrared or THz photodetectors) with a nanomaterial having vertically correlated quantum dots with built-in charge (VC Q-BIC) and methods of making such devices. The VC Q-BIC material has two or more quantum dot layers, where the layers have quantum dots (individual quantum dots or quantum dot clusters) in a semiconductor material, and adjacent quantum dot layers are separated by a spacer layer of doped semiconductor material. The VC-QBIC nanomaterial provides long photocarrier lifetime, which improves the responsivity and sensitivity of detectors or conversion efficiency in solar cells as compared to previous comparable devices.

Abstract:
The present invention is directed to a system and method for advanced chemical sensing utilizing a Terahertz receiver instrument having a compact tunable heterodyne mixer to detect chemical species in a noisy background of pollutants, and provide fast acquisition and analysis of the 0.1-2 THz spectrum. The present invention directly couples a microbolometer with a THz quantum cascade laser (QCL) that is utilized as the local oscillator (LO) source for the receiver.

Abstract:
Embodiments of the invention generally relates to photovoltaic, thermophotovoltaic, and laser power beaming devices which convert solar light, thermal radiation, or laser radiation into electric power. Said devices have a reflective interference “greenhouse” filter placed in front of a semiconductor cell and a reflective mirror on the back of the cell. The front filter is transparent for high energy (short wavelength) photons, but traps low energy (long wavelength) photons emitted by photocarriers accumulated near the semiconductor bandgap. In the optimized PV device, the chemical potential of photoelectrons near semiconductor bandgap exceeds the chemical potential of photoelectrons above the photonic bandgap established by the filter (i.e., the device is in chemical nonequilibrium). The greenhouse filter reduces the emission losses, decreases the semiconductor cell thickness, and provides PV conversion with reduced nonradiative losses. Said device converts radiative energy into electricity in a more efficient way than conventional cells.
